ABSTRACT:
A delay circuit with a delay time being more accurate and a circuit area being reduced is provided. The delay circuit includes a resistance element3, a capacitor element4and a connection wiring6. The connection wiring6includes a first polysilicon layer13aabove a substrate10, and a first silicide layer14awhich connects the resistance element3and the capacitor element4and is on the first polysilicon layer13a. The capacitor element4includes a diffusion layer12bin the surface region of the semiconductor substrate10, a gate insulating layer15bon the diffusion layer12b, a second polysilicon layer13bon the gate insulating layer15b, and a second silicide layer14bon the second polysilicon layer13b. The resistance element3includes a third polysilicon layer13cabove the semiconductor substrate10. The first, second and third polysilicon layers13a,13band13care integrally provided. The first and second silicide layers14aand14bare integrally provided.
