ABSTRACT:
The present invention provides a semiconductor optical device1that includes a photodiode capable of monitoring front light of the light-emitting device. The optical device1includes a photodiode3, which is formed on a substrate7and has an absorption layer9and a semiconductor layer11, and an optical waveguide5also formed on the substrate7. The optical waveguide5includes, in addition to the active layer13, two semiconductor layers15and17. A portion of the light from the active layer13enters the photodiode3reflected by the end surface5aof the waveguide5and the rest portion of the light passes through the end surface5aand outputs therefrom. In the present invention, the photodiode3and the waveguide5are integrally formed on the substrate7.
